TECHNICAL DESCRIPTION
This invention describes a photodetection device in the 1.3 / 1.55 micrometer range with ultra fast response time (<1ps) for high rate fiber optic telecommunications (100Gbt/s). The invention concentrates the light in a Metal-Semiconductor-Metal structure with a small active volume. It uses a resonant Fabry-Perot semi-metallic cavity including of a high reflectivity mirror (Bragg mirror) and metallic surface electrode grating (of steps less than one wavelength) that collects photo carriers generated by light in the active medium inside the cavity.
